4. Ket luan.
Chung loi da thanh cong trong viec che tao ban din ZnO pha tap P loai p.

Abstract: "Phosphours (P) doped ZnO bulk and thin film were grown by
both ceramic and thermal evaporation methods. Crystal structure and optical
properties of the Zn,.^P^O compounds were investigated. The X-ray
diffraction showed that the ZnO (002) peak shifted to lower angle. The nanostructure was archived by control the gas ratio, heating temperature and
substrate temperature. The nanowires of these compounds is about 10 nm in
size and some micrometers in the length for thin films".
